چکیده

The adsorption and thermal activation of copper(I)-N,N0-di-sec-butylacetamidinate on a Ni(110) single-crystal surface were characterized in connection with the use of that compound as a precursor for the growth of copper films via atomic layer deposition (ALD) processes. Studies were carried out under ultrahigh vacuum (UHV) conditions by using a combination of X-ray photoelectron spectroscopy (XPS), low-energy ion scattering (LEIS), and temperature-programmed desorption (TPD). A temperature window between approximately 350 and 450 K was identified for the clean deposition of the precursor on the surface: lower temperatures are insufficient for activation of the dissociative adsorption, and higher temperatures lead to continuous decomposition beyond Cu monolayer saturation. Approximately three ALD-like cycles are required to reach full Cumonolayer saturation, the equivalent of a film growth rate of approximately 0.75 Å/cycle. Preadsorption of hydrogen on the surface does not modify any of this behavior because of its rapid desorption at temperatures above 350 K once the gas-phase H2 is removed. A discussion is provided on how hydrogen pressures above the mbar range are required to maintain significant steady-state coverages of hydrogen on the surface. Copper precursors leading to relatively stable organic surface intermediates are required inALDbecause their clean removal can only happen in the second half-cycle of processes that rely on hydrogenation reactions.

Thermal chemistry of copper(I)-N,N 0-di-sec-butylacetamidinate on Cu(110) single-crystal surfaces

The surface chemistry of copper(I)-N,N0-di-sec-butylacetamidinate on Cu(110) single-crystal surfaces has been characterized under ultrahigh vacuum by temperature programmed desorption (TPD) and X-ray photoelectron spectroscopy. A series of thermal stepwise conversions were identified, starting with the partial dissociative adsorption of the copper acetamidinate dimers into a mixture of monomers...

Mechanisms of atomic layer deposition on substrates with ultrahigh aspect ratios.

Atomic layer deposition (ALD) appears to be uniquely suited for coating substrates with ultrahigh aspect ratios (> or similar 10(3)), including nanoporous solids. Here, we study the ALD of Cu and Cu3N on the inner surfaces of low-density nanoporous silica aerogel monoliths. Results show that Cu depth profiles in nanoporous monoliths are limited not only by Knudsen diffusion of heavier precursor...

Absorption of copper (Cu2+) and nickel (Ni2+) from aqueous solutions by volcanic ash soil

Introduction: Natural volcanic ash soil is one of minerals whose major contents are metal oxides. In this study absorption of copper (Cu2+) and nickel (Ni2+) on natural volcanic ash soil has been investigated at 27±1c as a function of PH, metal concentration, contact time and the amount of sorbet, using batch experiments. Methods: The necessary samples of natural volcanic ashes were collected...

Extraction-Stripping Patterns during Co-Extraction of Copper and Nickel from Ammoniacal Solutions into Emulsion Liquid Membranes Using LIX 84I®

Extraction of nickel and its co-extraction with copper from ammoniacal media into emulsion liquid membrane systems (ELMs) was investigated using LIX 84I as the carrier. Measurement of the solute stripped in the internal phase of emulsion opened a new dimension in the study of the ELM extraction processes. The effect of operating parameters such as feed pH, initial feed concentration, and treat ...
